Realization of standby power-free minimum TCAM based on spintronics -Ultra-high density LSI chip using magnets and semiconductor devices-

A research group led by Professor Hideo Ohno and Professor Takahiro Hanyu at Center for Spintronics Integrated Systems and Research Institute of Electrical Communication, Tohoku University has developed fully parallel non-volatile Ternary Content-Addressable Memory (TCAM) chip, whose cell circuit is constructed with the minimum number of devices by combining spin injection Magnetic Tunnel Junction (MTJ) devices and MOS transistor, and by compactly integrating non-volatile storage and logic functions, through a joint research between industry and academia with NEC corporation. A portion of spintronics device of the LSI chip has been fabricated by NEC Corporation. TCAM chips are utilized as virus checkers of network routers and high-speed data retrieval hardware of database machines. This achievement enables us drastic electric power saving of LSI system incorporated into most electronic equipment as a brain.-like intelligent controller.
